平行缝焊是陶瓷类管壳的主要封装形式,也是微组装产品的最后一道生产工序。因此,缝焊后的质量不仅要求产品具有低漏率值的焊接气密性,同时也需要具有良好的焊接结合力和外观形貌来保障内部裸芯片的功能稳定性以及产品后续的环境考核达标。文章主要以解决影响缝焊质量的电极打火问题为基础,分别从夹持产品的工装结构设计、缝焊盖板的表面洁净度控制、缝焊工艺参数设置三方面进行分析,并提出降低电极打火的有效缝焊质量控制方法。 |

Parallel seam welding is the main encapsulation form of ceramic shell and also the last production process of microassembly products. Therefore, the quality after seam welding not only requires the product to have welding air tightness with low leakage rate, but also needs to have good welding bonding force and appearance to ensure the functional stability of the internal bare chip and the subsequent environmental assessment of the product. Based on solving the electrode lighting problem that affects the quality of seam welding, this paper analyzes the clamping product tooling structure design, the surface cleanliness control of seam welding cover plate and the setting of seam welding process parameters, and puts forward effective seam welding quality control methods to reduce electrode lighting. |
